The project "Key Technologies Breakthrough of High Power III-V Laser Chips" mainly studies the key technologies of high power III-V Laser Chips, involving GaAs Laser Chips with wavelength from 635 to 1310 nm, including multi-mode, single-mode bar and single tube. The power of single transistor is from 3W to 20W, and the power of bar is from 40W to 300W. Applications include high power laser processing chips and optical communication chips. Through this project, the core technology of high power laser chip industrialization is obtained, the bottleneck problem is solved, the industrialization process is promoted, the complete laser industry chain is further formed, and the development of semiconductor optoelectronic technology and industry in China is promoted.
